Process Integration Engineer
About the Role
Design, optimize, and stabilize semiconductor packaging process flows across die preparation, wire bonding, flip-chip attach, molding, and testing.
Responsibilities
- Define and integrate unit processes into cohesive, reliable packaging production flows.
- Perform Design of Experiments (DOE) to establish process windows and eliminate yield bottlenecks.
- Work with Renesas and technology partners on recipe transfer and technology bring-up.
- Standardize process flow documentation and FMEA for high-reliability automotive packages.
Qualifications
- B.E. / B.Tech / M.Tech in Materials Science, Chemical, or Mechanical Engineering.
- 2-5 years experience in process integration within an OSAT or semiconductor cleanroom.
- Demonstrated knowledge of advanced substrate technologies and thermal interface materials.
